摘要

通过对IGBT芯片技术发展与英飞凌第4代IGBT主要技术特性的分析，给出了一种基于IGBT关断软特性与稳定性来进行浪涌过压预测保护的方法，并由此提出了在工程设计中提高IGBT利用率的应用策略。

Abstract

Through analyzing IGBT development history and the main technical characteristics of IGBT4 of Infineon, a method of surge voltage prediction protection based on soft and stable characteristics of IGBT’s turning off was provided, and a practical designing method of IGBT utilization improving was proposed.
